Total Dose and Dose Rate Effects of Linear Voltage Regulator With Different Biases

  • In order to investigate the total dose and dose rate effects of voltage regulator, a bipolar linear regulator was irradiate by 60Co γ with different dose rates and biases. And anneal experiment was done to distinguish the dose rate effect. The reason for the degradation of the regulator was discussed through analyzing the radiation effect and the circuit character. Many key electrical parameters of the regulator, such as the output voltage, the line regulation and the load regulation, are sensitive to total ionizing radiation and dose rates. In the working bias condition, the damage at high dose rate is greater than that at low dose rate and it recover during post-irradiation annealing. This is obvious time dependent effects (TDE). While in the zero bias condition, the damage at low dose rate is greater than that at high dose rate, exhibiting enhanced low dose rate sensitivity (ELDRS).
